Phase change material (PCM) is a thermal interface material (TIM) that transitions from solid to soft when it reaches its phase change temperature. In this state it flows into all surface irregularities, expels air from micro structures and creates full-area thermal contact between component and heat sink. The result is an extremely low thermal resistance — achieved reliably from the very first heat-up cycle.
Unlike thermal grease, phase change material is dry to the touch before assembly — eliminating smearing, uneven bondline thickness and dosing errors. Thermal grease must be applied as a liquid, is prone to pump-out under mechanical stress and requires precise application. PCM simplifies assembly significantly and delivers reproducibly low thermal resistance with process-reliable coating thicknesses.
HALA offers phase change materials in five types: polyimide film with PCM coating, pure PCM film, aluminium film with PCM coating, pyrolytic graphite film with PCM coating, and pre-applicable printable PCM compounds in cartridges for fully automated pre-application.
